BGA Rework-Reballing - Utilizing state of the art rework and inspection systems, First Phase Technologies has saved our customers thousands of dollars by salvaging very expensive ASIC and Xilinx FPGA components. We offer BGA removal and replacement, BGA install, reflow and BGA Reballing. BGA reballing can be performed on both tin/lead BGA and RoHS compliant Lead Free BGA. We verify our work by BGA X-Ray Inspection and our BGA-100 Optical Inspection Scope.
